The paper deals with circuits, composed of bipolar transistors, diodes, resistors and independent voltage sources, having multiple DC solutions. An algorithm for tracing temperature characteristics, expressing the output signal in terms of the chip temperature, is developed. It is based on the efficient method for finding all the DC solutions sketched in this paper. The algorithm gives complete characteristics which are multivalued and usually composed of disconnected branches. On the other hand the characteristics provided by SPICE are fragmentary, lose some branches or exhibit apparent hysteresis.

Spatial distribution of nonequilibrium minority charge carriers in bipolar transistors before and during the radiation exposure is described. Radiation-induced changes in the input and output characteristics and the current gain under the ⁶⁰Co 1.2 MeV γ -rays were calculated. It was shown that the collector current and current gain steadily fall due to irradiation in the considered range in the dose range 0-7×10⁵ rad. The simulation results correlate well with the experimental data obtained at the Research and Production Corporation "Integral".

W artykule opisano wyniki badań dotyczących podstawowych właściwości popularnych krzemowych tranzystorów biopolarnych w zakresie temperatur 300..77K. Przedstawiono wybrane parametry tranzystora takie jak współczynnik wzmocnienia prądowego, napięcie baza-emiter oraz charakterystyki kolektorowe w temperaturze ciekłego azotu. Opisano wpływ zmian tych parametrów na dobór punktu pracy wzmacniacza tranzystorowego.

In this paper properties of popular bipolar Si transistors in low temperature (300..77K) was described. Especially basic properties, such as base-emitter voltage. Current gain and collector characteristic in liquid nitrogen was shown.

W pracy przedstawiono krótką charakterystykę szumów m.cz. i w.cz. tranzystorów bipolarnych. Przeprowadzono badania statystycznej zależności pomiędzy poziomem szumów m.cz. i w.cz. tych tranzystorów. Stwierdzono, że szumy w.cz. zależą od poziomu szumu 1/f.

The short characteristic of l.f. and h.f. noise of bipolar transistors is given in the work. The investigation of statistical dependence between this two kinds of noise was conducted. As a result it was found that h.f. noise are dependent on l.f. 1/f type noise.
