Teksturowanie krystalicznego krzemu metodą chemicznego trawienia ze wspomaganiem metalu

Abstrakty
This paper describes optical and structural properties of porous silicon and textured surfaces obtained by metal-assisted chemical etching (MAE). Catalytic palladium clusters were deposited on polycrystalline Si by immersing wafers in PdCl2 aqueous solution. Then, the palladium covered wafers were etched in a HF:H2O2:H2O solution. The black porous silicon showed a very small effective reflectivity of about 2.3%. Investigation by high resolution transmission electron microscopy (HRTEM) indicated that the Pd clusters were deeply sunk in the silicon. Additional etching with HF:HNO3 solution formed the textured surface with macroporous structure. It was shown, that the effective reflectivity could be changed in the wide range from 9.8 to 15.4 % depending on the etching time. X-ray photoelectron spectroscopy (XPS) indicated the presence of metallic Pd on the PS surface (0.06 at. %). It was shown that after additional etching, the Pd metal fraction is reduced to about 0.02 at. %.
Artykuł przedstawia optyczne i strukturalne własności krzemu porowatego i teksturowanych powierzchni wytworzonych metodą trawienia chemicznego ze wspomaganiem metalu. Katalityczne cząstki palladu osadzono metodą zanurzenia płytek krzemowych w wodnym roztworze PdCl2. Płytki krzemowe pokryte klasterami palladu trawiono w roztworze HF:H2O2:H2O. Uzyskano tzw. czarny krzem charakteryzujący się bardzo małym efektywnym współczynnikiem odbicia około 2,3%. Badania za pomocą wysokorozdzielczego transmisyjnego mikroskopu elektronowego (HRTEM) wykazały, że klastery Pd są głęboko zanurzone w krzemie. Dodatkowe trawienie chemiczne w roztworze HF:HNO3 uformowało teksturowane powierzchnie z makroporowatą strukturą. Pokazano, że efektywny współczynnik odbicia może być zmieniany w szerokich granicach od 9,8 do 15,4% w zależności od czasu trawienia. Badania za pomocą spektroskopii fotoelektronów generowanych przez promieniowanie X (XPS) wykazały istnienie metalicznych cząstek Pd na powierzchni krzemu porowatego 0,06% at. Dodatkowe trawienie chemiczne spowodowało zmniejszenie koncentracji palladu do około 0,02% at.
