Thermal desorption of Ar implanted with energies 150 keV and 100 keV with fluence 1×10^16 cm^-2 into GaAs is considered. A sudden release of Ar is observed in temperature range 1100 -1180 K as a single narrow peak in TDS (Thermal Desorption Spectroscopy) spectra. This is accompanied by a strong background signal from atmospheric Ar trapped in various parts of the spectrometer. Desorption peak shift analysis allows estimation of desorption activation energy values - these are 3.6 eV and 2.5 eV for implantation energies 150 keV and 100 keV, respectively. These results are comparable to that measured for Ar implanted into germanium target.

Artykuł prezentuje wyniki badań termodesorpcji Xe zaimplantowanego do krzemu (energie 80 keV, 100 keV oraz 150 keV). Zaobserwowano gwałtowne emisje Xe w temperaturach od 1060 K do ~1600 K, pochodzące najprawdopodobniej od uwalniania gazu zgromadzonego w aglomeratach we wnękach w matrycy Si. Oszacowano wartości energii aktywacji desorpcji – jest ona rzędu 3 do 3,4 eV w rozpatrywanym zakresie energii implantacji, a więc jest większa niż dla badanych wcześniej lżejszych gazów szlachetnych w matrycy Si.

Studies of the thermal desorption of Xe implanted into Si (wih energies 80 keV, 100 keV and 150 keV) are presented Sudden Xe emission at temperatures ranging from 1060 K up to ~1600 K, probably due to releases of gas bubles agglomerated in Si matrix cavities are observed.Values of deorption activation energy are estimated - it is in the range 3-3.4 eV in the considered implantation energy range, larger than for lighter noble gases implanted into Si.
