W pracy przedstawiono wyniki badań eksperymentalnych, ilustrujących wpływ takich czynników jak wielkość pól lutowniczych, powierzchnia miedzi na płytce drukowanej oraz zastosowanie wodnego systemu chłodzenia na parametry modelu przejściowej impedancji termicznej Zth(t) tranzystora MOS mocy. Pomiary Zth(t) wykonano pośrednią metodą elektryczną, a wartości parametrów jej modelu wyznaczono przy wykorzystaniu autorskiego algorytmu. W oparciu o uzyskane wyniki badań wskazano zależność między konstrukcją układu chłodzenia a parametrami modelu cieplnego tego elementu.

The paper presents the results of experimental studies that illustrate the influence of the selected factors, i.e. the size of soldering pads, the PCB copper area as well as the use of aqueous cooling system on the transient thermal impedance model parameters of MOSFET. Measurements of thermal parameters were performed using the indirect electrical method. Parameters of the transient thermal impedance model were calculated using the estimation procedure elaborated by the authors. The obtained results show an influence of the system cooling parameters on the thermal model parameters of the semiconductor device.
