The model is proposed for forecasting good yield of microcircuit chips (IC) and the system of the quality test control of the IC technological processes. It ensures the veritable spread of the control results of the test structure parameters on the IC chips, makes it possible to perform the comprehensive quality evaluation of the individual technological fabrication operations of microcircuits, to perform optimization of the technological process and to forecast good yield of the microcircuit chips.

Zaproponowano model umożliwiający prognozowanie jakości produkcji obwodów scalonych oraz kontroli ich jakości. Celem było zapewnienie istotnego rozrzutu wyników kontroli parametrów umożliwiające ocenę jakości produkcji każdego z indywidualnych procesów technologicznych, umożliwienie optymalizacji procesu oraz prognozowanie jakości.
