W pracy przedstawiono wyniki badań dotyczące wytwarzania priodycznych struktur w azotku galu przy pomocy techniki nanostemplowania oraz trawienia w plazmie o wysokiej gęstości. W eksperymencie posłużono się stemplami polimerowymi wykonanymi techniką nanostemplowania w trybie termicznym i UV. Matryce dla stempli wykonano przy użyciu techniki litografii laserowej oraz trawienia zogniskowaną wiązką jonową. Badania przeprowadzono na próbkach objętościowego azotku galu (Ammono) oraz warstwach epitaksjalnych na podłożach szafirowych (TopGaN) oraz krzemowym (111) (IF PAN). W eksperymencie zbadano wpływ warunków trawienia; przepływu BCI₃/CI₂, mocy RF oraz ICP, ciśnienia, jak i temperatury na jakość wzorów uzyskiwanych w GaN.

The paper presents results of research on the fabrication of periodic structures in gallium nitride using nanoimprint technique and high density plasma etching. Polymer stamps made by nanoimprint technique using UV and thermal mode were used. The matrix for stamps were prepared with laser lithography technique and focused ion beam etching. The study was carried out on samples of bulk gallium nitride (Ammono) and epitaxial layers on sapphire substrates (TopGaN) and silicon substrates (111) (IF PAN). Influence of etching conditions: BCI₃/CI₂ flow, ICP and RF power, pressure and temperature on the quality of patterns obtained in GaN were investigated.

This review is an attempt to survey all the etching techniques that have been used since the very beginning stages of HgCdTe device fabrication to the most recent ones. Recent state of the art device architectures such as high-density focal plane arrays, avalanche photodiodes, two-colour and multispectral detectors require isolation of high aspect ratio trenches with least etch induced damage at the surface and sidewalls. The most widely used dry etching techniques are electron cyclotron resonance plasma and inductively coupled plasma processing. Almost all the etching technologies have been summarized from chemistry and device perspective.
