Content available remote Advances in flash memory devices
EN
Fundamental challenges are discussed concerning the down-scaling of flash memory cells for mass storage applications. A general scaling issue for all various memory cell concepts is the structuring limit of conventional lithography. Therefore sub-lithographical structuring methods like e.g., double-patterning for future flash chips, have been evaluated. Another common scaling challenge of charge trapping (CT) and floating gate (FG) cells, the two future concurrent flash memory cell concepts, is the introduction of new materials such as high k dielectrics. Their implementation into CT and FG cells and the scaling related electrical issues of both cell concepts is also been discussed.

The paper discusses the analysis of current impulses during electrical treeing under switching impulses of variable magnitude superimposed on AC voltage. Partial discharges in treeing channel connected with the charge trapping during switching impulse was observed. The space charge produce partial discharges during transition period and AC voltage. The ageing of insulation was accelerated by presence of AC component even less the threshold voltage. The test results indicate that the charge trapped in the polymeric insulation during aging plays an important role during back and supported discharges.

The possibility of fabrication of ultra-thin films of metal hexacyanoferrates, Prussian Blue, PB, and nickel hexacyanoferrate, NiHCNFe, by multiple sequential attachment of metal cations (self-assembled on 4-aminobenzoic acid monolayer) and hexacyanoferrate anions, has been demonstrated. These films can form a bilayer arrangement on glassy carbon when PB and NiHCNFe are deposited as inner and outer films, respectively. To avoid mixing of the NiHCNFe and PB redox sites, we introduce an polymer interlayer from poly(4-vinylpyridine) and Nafion. Since the outer NiHCNFe film is physically separated from the electrode surface, and it undergoes redox reactions at potentials characteristic of the inner PB film, an effect of the reversible charge state trapping (bistable switching) is observed. Astable bilayer structure can also be deposited on stainless steel. The whole concept may be of importance to corrosion protection since charge accumulated in the oxidized bilayer film tends to stabilize corrosion potential within passive range.

Trilayer systems of conducting polymers consecutively coated on electrodes were studied in electrolyte (1 M KCl) solutions, using voltammetric and additionally chronoamperometric techniques. The trilayers were composed of polypyrrole doped with poly(4-styrenesulfonate) (PPy(PSS)) or perchlorate ions (PPy) as well as of poly(N-methylpyrrole) doped with perchlorates (PMPy).
