Pomimo bardzo dynamicznego rozwoju technologii wytwarzania nanostruktur i nanoprzyrządów (np. struktur grafenowych, czy też tranzystorów o głęboko submikronowych rozmiarach) wciąż brakuje uniwersalnych i wielofunkcyjnych narzędzi do analizy zjawisk w nanoskali. Dostępne techniki bazujące na mikroskopii sił atomowych (Atomic Force Microscopy – AFM) umożliwiają z reguły monitorowanie jednego typu parametrów: mechanicznych, termicznych lub elektrycznych. W publikacji przedstawiono rezultaty prac badawczych, których celem było opracowanie mikrodźwigni krzemowych z piezorezystywną detekcją ugięcia, wyposażonych w przewodzące ostrze platynowe. Do wytworzenia struktur sondy wykorzystano typowe procesy mikrotechnologii krzemowej oraz technikę FIB (Focused Ion Beam), która pozwala zredukować promień krzywizny ostrza do wartości mniejszych od 100 nm. Opracowany przyrząd umożliwia zarówno analizę topografii powierzchni oraz jej charakteryzację termiczną i jest użytecznym narzędziem do pomiarów mikro- i nanostruktur elektronicznych. Konstrukcja przyrządu pozwala na jego łatwą integrację z mikro- lub nanomanipulatorami oraz instalację w komorze próżniowej skaningowego mikroskopu elektronowego (SEM). Takie rozwiązanie umożliwia dokładną obserwację charakteryzowanej struktury oraz lokalizację sondy na jej powierzchni z nanometrową dokładnością w obszarze skanowania rzędu kilku centymetrów kwadratowych. Jest to niezwykle użyteczne przy analizie próbek o dużych rozmiarach. W publikacji przedstawiono rezultaty pomiarów termicznych na powierzchni mikro- i nanoprzyrządów elektronicznych przeprowadzonych przy użyciu przedstawionego systemu mikroskopu termicznego.

Despite a dynamic development of the technology of nanostructures and nanodevices (e.g. graphene structures or deep sub-micron transistors) there is still a lack of universal and multi-functional tools for the analysis of phenomena at the nanoscale. Available techniques based on atomic force microscopy (AFM) generally allow monitoring one type of parameters: mechanical, thermal or electrical. The paper presents the results of research focused on developing silicon cantilevers integrated with a piezoresistive deflection sensor and with a conductive platinum tip. Standard silicon microtechnology processes and Focused Ion Beam (FIB) technique were used to fabricate microprobes with sharp tips and to reduce their final radius of curvature to less than 100 nm The developed probe is a useful tool for characterization of micro- and nanostructures, it enables analysis of the sample topography and its thermal properties. The design of the device allows its integration with micro- or nano-manipulator and installing them in the vacuum chamber of the scanning electron microscope (SEM). This enables precise observation of the investigated structure and location of the microprobe on its surface with a nanometric accuracy over a scanning area of several square centimeters. This is particularly useful when scanning samples with large dimensions. The paper presents the results of thermal measurements obtained with the described thermal microscope system on the surface of micro- and nanoelectronic devices.
Opracowane zostały trzy rodzaje sensorów woltamperometrycznych na podłożach mono-Si. W pracy opisano proces technologiczny ich wytwarzania. Zaprezentowano zdjęcia skaningowe powierzchni Au i AgCl oraz zdjęcia struktur sensorowych. Struktury zostały scharakteryzowane elektrochemicznie w testach redoks.

Three types of voltamperometric chemical sensors have been developed on mono-Si substrates. A process of fabrication is described in the paper. Au and AgCl surface SEM examination together with sensor chip images are presented. Chips have been electrochemically characterized in redox tests.
There are only a few methods of masks fabrications for semiconductor technology and MEMS devices. The most common are a Pattern Generator, an E-beam and the Maskless Laser Lithography technologies [1, 2]. For fast prototyping the most useful is the Maskless Laser Lithography method working in Direct Writing mode. For single trials mask making is not necessary. Exposing the pattern directly on a substrate (different substrates are possible) covered with a photosensitive layer makes prototyping much shorter. Moreover, using the direct writing method simplifies converting data from drafts to a pattern saved in machine code and then used for mask generation.

Istnieje kilka metod produkcji masek fotolitograficznych wykorzystywanych przy wytwarzaniu urządzeń półprzewodnikowych lub mikro- i nanomechamcznych. Pattern Generator, E-beam i bezpośrednie naświetlanie światłem laserowym to najczęściej wykorzystywane metody. Metoda bezpośredniego naświetlania wzoru na strukturze jest optymalną dla potrzeb szybkiego prototypowania. Pozwala ona na rezygnację z produkcji masek, które wykorzystywane są tylko w pojedynczych próbach. Możliwość naświetlania wzoru na dowolnym podłożu pokrytym światłoczułą emulsją znacznie skraca czas opracowywania technologii wytwarzania nowych przyrządów. Łatwa konwersja danych zapisanych w typowych formatach wykorzystywanych przy projektowaniu wzorów na kod maszynowy pozwala szybko wygenerować wzór.

W artykule przedstawiono procesy technologiczne mikroinżynierii krzemowej wykorzystane do wytwarzania przyrządów opracowywanych w ramach projektu MNS-DIAG. Kluczowymi procesami dla wytwarzania opracowywanych w ramach tego projektu demonstratorów są: głębokie plazmowe trawienie podłoża krzemowego, procesy łączenia płytek podłożowych z innymi płytkami krzemowymi, ceramicznymi lub szklanymi, procesy elektrochemicznego osadzania metali szlachetnych oraz procesy nakładania i kształtowania warstw polimerowych.

The development of silicon technology over the last few decades has enabled production of complex integrated circuits and has also contributed to the development of microsystems containing sensors, actuators, and signal processing circuits. Currently, microsystems based on silicon technology, complemented by processes specific to MEMS technology, are widely used in both automotive as well as in chemistry, biology or medicine. The paper presents processes used to manufacture silicon microsystems developed in the fame of the project “Microsystems for biology, chemistry and medical applications”. The project goal is to develop a range of biomedical devices and chemical sensors: lab on a chip for determination of psychotropic drugs in saliva samples, diagnostic instruments for analysis of body secretion for fertility and pathological states monitoring, diagnostic instruments for evaluation of bovine embryos, microreactors for cell culture, arrays of chemical sensors for detection of Gramnegative bacteria and MEMS for medical diagnostic equipment. Key manufacturing processes used for fabrication of these devices are: deep plasma etching of silicon substrate, bonding of silicon, ceramic or glass substrates, electrochemical deposition and patterning of noble metals and coating and patterning of polymer layers on silicon and glass substrates.
This paper presents a novel processing approach for rapid prototyping of electrostatically-driven MEMS. This approach is likely to reduce both the prototyping costs and time. In principle, a single mask is used to generate both the electro-mechanical structure and metallization for electrical contacts. The electro- mechanical (movable) structures are released in a process called dry-release which is carried out by means of a DRIE etcher.

Artykuł opisuje nowatorski sposób szybkiego wytwarzania struktur testowych typu MEMS aktuowanych elektrostatycznie, który może w znacznym stopniu skrócić czas i zmniejszyć koszt wytwarzania tego typu struktur. Sposób ten polega na użyciu pojedynczej maski do wytworzenia zarówno struktury elektro-mechanicznej jak i doprowadzeń elektrycznych, które zostają uformowane i uwolnione w procesie trawienia jonowego zwanego dry-release.
Tremendous progress of microelectronic technology observed within last 40 years is closely related to even more remarkable progress of technological tools. However it is important to note, that these new tools may be used for fabrication of diverse multifunctional, integrated structures as well. Such devices, called MEMS (Micro-Electro-Mechanical-System) and MOEMS (Micro-Electro-Opto-Mechanical-System) integrate microelectronic and micromechanical structures in one system enabling interdisciplinary application, with most interesting and prospective being micro- and nanoscale investigations. In this paper, authors present some issues on heterogeneous microsystems design and manufacturing. Examples of various applications of microelectronic technology for fabrication of microsystems which may be used for micro- and nanoscale application are also presented.

Obserwowany na przestrzeni ostatnich 40 lat postęp w dziedzinie technologii mikroelektronicznych związany jest bezpośrednio z rozwojem i powstawaniem nowych narzędzi technologicznych. Należy zaznaczyć, iż narzędzia te przyczyniły się również do powstania szeregu różnorodnych, wielofunkcyjnych, zintegrowanych struktur. Struktury (przyrządy) te, nazywane MEMS (ang. Micro-Electro-Mechanical-System) lub MOEMS (ang. Micro-Electro-Opto-Mechanical-System integrują w ramach jednego systemu elementy mikromechaniczne i mikroelektroniczne, co otwiera wiele nowych interdyscyplinarnych zastosowań jak np. badania w mikro- i nanoskali. W artykule autorzy przedstawiają wybrane zagadnienia związane z projektowaniem i wytwarzaniem tego typu heterogenicznych mikrosystemów. Ponadto w artykule przedstawione zostały przykłady wykorzystania technologii krzemowej do wytworzenia mikrosystemów oraz ich zastosowania w mikro- i nanoskali.
Przedstawiono zagrożenia spowodowane wyładowaniami elektrostatycznymi (Electrostatic Discharge ESD) w nowoczesnych układach scalonych wykonywanych w technologii CMOS oraz metodologię ich charakteryzowania i kwalifikację. Podano przykłady konkretnych rozwiązań konstrukcyjnych.

This paper reports a test structure for characterization of a new technology combining a standard CMOS process with pixel detector manufacturing technique. These processes are combined on a single thick-_lm SOI wafer. Preliminary results of the measurements performed on both MOS SOI transistors and dedicated SOI test structures are described in detail.
Extraction of MOSFET parameters is a very important task for the purposes of MOS integrated circuits characterization and design. A versatile tool for the MOSFET parameter extraction has been developed in the Institute of Electron Technology (IET). It is used to monitor the technologies applied for fabrication of several groups of devices, e.g., CMOS ASICs, SOI pixel detectors. At present two SPICE MOSFET models (LEVEL = 1, 2) have been implemented in the extraction tool. The LEVEL = 3 model is currently being implemented. The tool combines different methods of parameter extraction based on local as well as global fitting of models to experimental data.
Praca przedstawia nowe rozwiązanie mozaikowego detektora krzemowego z aktywnymi komórkami, wykonanego na płytkach podłożowych SOI (Silicon On Insulator) [1], wytworzonych metodą wafer-bonding. Prezentowana praca jest częścią projektu SUCIMA (Silicon Ultra Fast Camera for Gamma and Beta Sources in Medical Applications), realizawanego w ramach 5. Programu Ramowego Komisji Europejskiej.

A novel solution of an active pixel detector, which exploits wafer-bonded Silicon On Insulator (SOI) substrates for integration of the readout electronics with the pixel detector is presented in this paper. The main concepts of the proposed monolithic sensor and the preliminary tests results with ionising radiation sources are addresses. Presented work is a part of the project, called SUCIMA (Silicon Ultra Fast Camera for Gamma and Beta Sources in Medical Applications), founded by European Commission within 5-th Framework Program.

New generation of monolithic silicon pixel detectors, fabricated on the SOI (Silicon on Insulator) substrate, is described in this paper. A new technology, which combines the standard CMOS process with the pixel detector manufacturing technique and the results of dedicated SOI test structures measurement are presented.
An important element in microelectronics is the comparison of the modelling and measurements results of the real semiconductor devices. Our paper describes the final results of numerical simulation of a micromechanical process sequence of the atomic force microscopy (AFM) sensors. They were obtained using the virtual wafer fab (VWF) software, which is used in the Institute of Electron Technology (IET). The technology mentioned above is used for fabrication of the AFM cantilevers, which has been designed for measurement and characterization of the surface roughness, the texturing, the grain size and the hardness. The simulation are very useful in manufacturing other microcantilever sensors.
Porous silicon shows some interesting features for micromechanical applications. Some applications make use of its high surface-to-volume ratio. A capacitive gas or humidity sensor using the adsorption of gases on the porous surface can be easily fabricated. However an opportunity for more sensitive device is given by micromechanical structure. In this paper we report on the piezoresistive cantilever beam structure with porous silicon adsorbing spot as a gas sensor.
A steady-state model of partially-depleted (PD) SOI MOSFETs I-V characteristics in subthreshold range is presented. Phenomena, which must be accounted for in current continuity equation, which is a key equation of the PD SOI MOSFETs model are summarized. A model of diffusion-based conduction in a weakly-inverted channel is described. This model takes into account channel length modulation, drift of carriers in the "pinch-off" region and avalanche multiplication triggered by these carriers. Characteristics of the presented model are shown and briefly discussed.
Results of work on the development of microprobes for the simultaneous Atomic/Lateral Force Measurements (AFM/LFM) are presented. AFM/LFM microprobes for surface characterization were modelled using FEM, designed and fabricated using 3-D silicon processing sequence. Finally microprobes were evaluated by using them for characterization of the test surfaces.
The structure of "as-grown" porous silicon layer (PSL) was investigated from the point of view of subsequent epitaxial growth over and oxidation of this layer. The idea of optimization is in-depth profiling morphology of pores during anodization process. By presenting SEM cross-section image and AFM surface image of PSL possibilities and after-efects of PSL morphology changes are demonstrated. The significance of these experimental observations for FIPOS (Full Isolation by Porous Oxidise Silicon) substrate fabrication is briefly discussed.
Silicon anodization and porous silicon oxidation for SOI devices applications requires among others deternination of device layer isolation quality. This work reports an investigation of basic electrical properties (dielectric constant, fixed oxide charge, electrical immunity) of oxidized porous silicon in metal-oxide-semiconductor and semiconductor-insulator-semiconducor capacitors.
