Omówiono konstrukcję, technologię i parametry dwóch nowych typów detektorów do systemu detekcyjnego ALBEGA (ALfa – BEta – GAmma) budowanego w GSI Helmholtzzentrum für Schwerionenforschung GmbH, Darmstadt (GSI), przeznaczonego do badań nad transaktynowcami. Detektor alfa stanowi 64-elementowa przepływowa matryca monolityczna zbudowana z dwóch płytek krzemowych o typie przewodnictwa ν, w których wytrawiony jest kanał, przez który przepływają (w gazie nośnym) badane substancje. Od strony kanału na całej powierzchni płytek wytworzony jest techniką dyfuzji fosforu obszar n+ (wspólna katoda). Na stronie przeciwległej do kanału wytworzone są techniką selektywnej dyfuzji boru 32 złącza p+-ν. Po połączeniu płytek powstaje szczelny kanał (przewód gazowy). Do jednego z końców tego przewodu doprowadzany jest gaz nośny (hel) zawierający atomy badanych pierwiastków promieniotwórczych. Gaz ten przepływa przez kanał. Promieniowanie jonizujące, emitowane przez atomy transportowane w gazie nośnym wnika do krzemu. Nośniki ładunku generowane w krzemie przez absorbowane promieniowanie (głównie cząstki alfa) są rozdzielane przez najbliższe złącze p+-ν, powodując powstanie sygnału elektrycznego. Promieniowanie beta i gamma przechodzi przez krzem i może być detekowane przez detektory odpowiednio umieszczone na zewnątrz przepływowego detektora cząstek alfa. Detektor beta stanowi monolityczna, 32-elementowa matryca o średnicy obszaru czynnego 90 mm, o grubości 0,9 mm. Materiałem wyjściowym jest wysokorezystywna płytka krzemowa typu ν. Na górnej stronie tej płytki wykonane są poprzez dyfuzję boru 32 planarne złącza p+-ν. Na dolnej stronie wykonany jest na całej powierzchni, poprzez dyfuzje fosforu, obszar n+, stanowiący wspólną katodę.

The paper presents the design, technology and parameters of two new types of silicon detectors for the new detection system ALBEGA (ALfa – BEta – GAmma). The ALBEGA system will be used for research on transactinide elements at the GSI Helmholtzzentrum für Schwerionenforschung GmbH, Darmstadt (GSI) The alpha detector is a 64-element silicon monolithic flow array. The array consisting of two ν-type silicon wafers with a channel etched into them, through which the studied substances flow (in carrier gas), is used in the detector. An n+ region (common cathode) is formed by the phosphorous diffusion over the entire surface of the wafers from the side of the channel. 32 p+ regions (anode regions) are formed by selective boron diffusion on the side opposite to the channel. After the wafers are bonded, an gas-tight channel (gas pipe) is formed. Carrier gas (noble gas or a mixture of noble gas and reactive gas) containing atoms of radioactive elements under study is introduced into one end of this pipe. The gas flows through the channel and exits at the other end of the pipe. The transported active atoms/molecules are adsorbed inside the pipe and undergo the radioactive decay. The ionising radiation emitted by the atoms transported by the carrier gas penetrates into silicon. The charge carriers generated in silicon by absorbed radiation (mainly alpha particles) are separated by the nearest p+-ν junction, creating an electric signal. Beta and gamma radiation passes through silicon and can be detected by the detectors appropriately placed outside the flow alpha detector. The beta detector consists of a monolithic 32-element array with an active area diameter of 90 mm and a thickness of 0.9 mm. The starting material is a high-resistivity n silicon wafer. 32 planar p+-ν junctions are formed by boron diffusion on the top side of the wafer. On the bottom side, an n+ region, which forms a common cathode, is formed on the entire surface by phosphorus diffusion.

One of the key parameters determining detection properties of silicon PIN detector structures (p⁺-ν-n⁺ or n⁺-ν-p⁺) is minority carrier diffusion length in p-n junction regions p-n (p⁺-ν or n⁺-ν). The parameter concerned strongly depends on quality of the starting material and technological processes conducted and has a significant impact on detector parameters, in particular dark current intensity. Thus, the parameter must be determined in order to optimise the design and technology of detectors. The paper presents a method for measuring the spatial distribution of effective carrier diffusion length in silicon detector structures, based on the measurement of photoelectric current of a non-polarised structure illuminated (spot diameter of 250 μm) with monochromatic radiation of two wavelengths λ₁ = 500 nm (silicon penetration depth of around 0.9 μm) and λ₂ = 900 nm (silicon penetration depth of around 33 μm). The value of diffusion length was determined by analysing the spatial distribution of optical carrier generation and values of photoelectric currents.
W pracy omówiono konstrukcję oraz parametry detektorów cząstek α opracowanych w ITE, we współpracy z partnerami zagranicznymi, stosowanych w międzynarodowych badaniach transaktynowców. Opisano 64-elementowe matryce chromatograficzne dla systemu COMPACT, 2-elementowe detektory przepływowe dla systemu COLD oraz detektory paskowe dla bloku detektora płaszczyzny ogniskowej do separatora TASCA. Przedstawiono rezultaty uzyskane przy wykorzystaniu omawianych detektorów ITE, w tym odkrycia 4 nowych nuklidów: ²⁷⁰Hs, ²⁷¹Hs, ²⁸³Cn, ²⁷⁷Hs.

We present the construction and parameters of the α particle detectors developed at the ITE in collaboration with foreign partners, applied in the international studies on transactinides. We describe 64-element chromatographic array for the COMPACT detection system, 2-element detectors for the COLD system and strip detectors for the Focal Plane Detector Box, part of the TASCA separator. We present the results obtained using ITE detectors, including discoveries of 4 new nuclides: ²⁷⁰Hs, ²⁷¹Hs, ²⁸³Cn, ²⁷⁷Hs.
W pracy omówiono konstrukcję i właściwości krzemowych 16-elementowych matryc fotodiodowych, opracowanych w ITE we współpracy z Wydziałem Elektroniki Mikrosystemów i Fotoniki Politechniki Wrocławskiej, do opracowywanego tam systemu optycznego monitorowania parametrów mechanicznych matrycowych czujników mikrodźwigniowych.

In this paper, we present the construction and properties of the 16-element silicon photodiode arrays developed at the ITE in collaboration with the Faculty of Microsystem Electronics and Photonics at the Wrocław University of Technology. The photodiode arrays will be applied in the system, being developed at the Wrocław University of Technology, monitoring optically the mechanical parameters of multiple microcantilever based sensors.

We report on the performance of planar silicon diodes, operating at a temperature range above 300 K and emitting infrared radiation. The results present a theoretical analysis and experimental verification of an optimization aimed at a maximal difference between emissivity of this structure for cases with and without forward bias applied to p-n junction. Several advantages of the structures were shown: wide emission spectrum (3-12 ?m), short rise-fall time (300 ?s), high operating temperature (? 400 K). Spatial distribution of photonic radiation emitted by a silicon structure obtained by a thermovision camera is compared with computer simulation distribution of carrier concentration. These planar sources can be used as easily controlled sources of infrared radiation in a wide spectral range, image simulators, e.g., dynamic scene simulation devices with frame frequencies well above 200 Hz and for measurements of thermovision camera dynamic parameters.
This paper describes design and manufacturing of multilayer ceramic packages for new silicon detectors used in detection alpha particles. Multistage procedure of developing suitable package involving precise cutting and polishing of alumina substrates, printing, stacking and firing at various temperature conditions was applied to meet the requested specifications. A few patterns and types of thick film pastes based on Au, Ag Pt and low melting sealing glass were used. They were destined for deposition of electrical contact areas, contacts between top and bottom layer metallizations, as well as for pads for wire bonding, dielectric layers and sealing stacked alumina ceramic substrates. Many problems had to be overcome, among other things: leaktightness, mechanical strength, reliability during operation under temperature gradient (from room temperature to liquid nitrogen), lack of bare (not covered) regions of noble metals outside the detector structure. New silicon p+ - v - n+ detector structures as well as a new type of ceramic packages and technology for detectors' assembly were developed in the Institute of Electron Technology. In the Paul-Scherrer Institute in Villingen in Switzerland, 32 sandwiched pairs of such new structures were assembled in the Cryo-On-Line-Detector (COLD) unit.

Opisano projektowanie i wytwarzanie wielowarstwowych ceramicznych obudów nowych krzemowych detektorów cząstek alpha. W celu spełnienia stawianych wymagań zastosowano wieloetapową procedurę obejmującą precyzyjne cięcie i szlifowanie podłoży z tlenku glinu, drukowanie, układanie elementów obudowy i wypalanie w różnych warunkach temperaturowych. Dobrano odpowiednie wzory sit i rodzaje past na bazie Au, AgPt i niskotopliwego szkliwa, przeznaczonych do nanoszenia powierzchni pól kontaktów elektrycznych, kontaktów pomiędzy górnymi i dolnymi warstwami metalizacji, pól do połączeń utrakompresyjnych, warstw dielektrycznych i sklejania ułożonych elementów ceramicznej obudowy. Do problemów, których pokonanie było konieczne, należało: zapewnienie szczelności, wytrzymałości mechanicznej i odporności na pracę w gradiencie temperatur (od temperatury pokojowej do ciekłego azotu), a także uniknięcie pozostawienia odsłoniętych obszarów metali szlachetnych poza strukturą detektorową. Struktury p+ - v - n+ detektorów krzemowych, wielowarstwowa obudowa ceramiczna i sposób montażu zostały opracowane w Instytucie Technologii Elektronowej. W Pau--Scherrer Institut w Villingen w Szwajcarii 32 pary nowych struktur detektorowych wmontowano w matrycę detektora Cryo-On-Line-Detector (COLD).
Omówiono nowe opracowania ITE w dziedzinie krzemowych detektorów promieniowania. W szczególności opisano unikalne detektory cząstek a, w tym 64-elementowe matryce chromatograficzne do rejestracji pojedynczych atomów pierwiastków z grupy transuranowców, opracowane we współpracy z Institut fur Radiochemie - Technische Universitat Munchen oraz dwuelementowy otwarty detektor cząstek a, opracowany we współpracy z Paul Scherrer Institut (PSI) - Villingen, Szwajcaria, do budowanego w PSI detektora COLD (Cryo-On-Une-Detector).

New devices developed at the ITE in the field of silicon detectors of radiation are presented in the article. In particular, unique detectors of a particles - including 64-element, chromatographic arrays used for recording the single atoms of transuranic elements - developed in cooperation with Institut fur Radiochemie - Technische Universitat Munchen, are described, as well as a 2-element, open detector of a particles, developed in cooperation with Paul Scherrer Institut (PSI) - Villingen, Switzerland, used in the COLD detector (Cryo-On-Line-Detector) developed at PSI.
Opisano nowe nadprzewodnikowe detektory pojedynczych fotonów wytworzonych na bazie ultracienkich (3... 10 žm) warstw NbN. Są one projektowane pod kątem zastosowań w układach światłowodowej komunikacji kwantowej (lambda = 1,3 žm 11,55 žm). Detektory przeznaczone do współpracy ze światłowodami mają specjalną mikromechaniczną konstrukcję zintegrowaną ze strukturą NbN, która zapewnia sprawne i mechanicznie stabilne sprzężenie włókna światłowodowego do struktury detektora. Charakteryzują się dużą szybkością zliczania impulsów przy wysokiej sprawności kwantowej i bardzo niskim poziomie zliczeń ciemnych.

We present novel superconducting single-photon detectors (SSPDs), based on ultrathin NbN films, designed for fiber-based quantum communications (lambda = 1.3 žm and 1.55 žm). For fiber-based operation, our SSPDs contain a special micromechanical construction integrated with the NbN structure, which enables efficient and mechanically very stabile fiber coupling. The detectors combine GHz counting rate, high quantum efficiency and very low level of dark counts. At 1.3 - 1.55 žm wavelength range our detector exhibits a quantum efficiency up to 10%.
A family of silicon avalanche photodiodes with an n⁺-p -π-p⁺ epiplanar structure was developed at the Institute of Electron Technology (ITE). The diameters of photosensitive area range from 0.3 mm to 5 mm. These photodiodes are optimised for detection of 800–850 nm radiation and in that range achieve excellent parameters – high gain, low noise, high detectivity. The detailed research on their spectral dependencies of the gain and noise parameters has revealed that their range of operating is considerable wider and stretches from 550 to 1000 nm. The principles of operation and design considerations concerning avalanche photodiodes are outlined in this paper. Next, the design, technology and properties of silicon avalanche photodiodes developed at the ITE are discussed. Avalanche photodiodes are widely used in detection of very weak and very fast optical signals. Presently in the world, the studies are carried out on applying the avalanche photodiodes in detection of X radiation and in the scintillation detection of nuclear radiation.
The electron-beam-induced current (EBIC) method is employed to study the boundary effects of the commercial BPYP and BPYP 42 photodiodes, aiming at a better understanding of their response to α-particle and light-pulse excitation. Our results show that the EBIC method is suitable for the assessment of photodetectors for X-ray detector applications. The sensitivities of different detector areas are quantitatively assessed. A good agreement is found with pulse-height spectra measurements. The complementary nature of electron-beam and light-pulsed/a-particle excitation is pointed out.

Metoda pomiaru prądów indukowanych wiązką elektronową (EBIC) została zastosowana do badania wpływu efektów brzegowych na działanie fotodiod BPYP 44 i BPYP 42 użytych do detekcji impulsów promieniowania X emitowanego z plazmy laserowej. Dodatkowym celem pracy było wyjaśnienie nietypowych efektów obserwowanych podczas detekcji impulsów światła i cząstek α. Stwierdzono, że wnioski dotyczące funkcjonowania fotodiod, otrzymywane za pomocą różnych metod stymulacji, wzajemnie się potwierdzają i uzupełniają. Na ich podstawie można ocenić wkład poszczególnych obszarów powierzchniowych struktur do odpowiedzi detektorów na impuls promieniowania X.
