Abstrakty

The paper presents the results of the research of the influence of structural parameters of multilayers on the large-angle nonspecular x-ray scattering (NXRS) profiles. The theoretical research were done using the three-dimensional model of imperfect multilayers structure, which take into consideration a superstructure of a multilayers, grain structure and a crystal structure of sublayers. For superlattice Au(001)/Ni(001) studied in this paper, we considered the influence on the large-angle NXRS profiles the following parameters: size of period, fluctuations of the sublayer thickness, the root-mean-square of roughness and vertical mosaicity of grain. We conclude that the large-angle NXRS profiles are strongly dependent on structural parameter considered in this work.
