W pracy zaproponowano elektrotermiczny makromodel tranzystora Darlingtona mocy. Makromodel ten sformułowano jako połączenie modeli elektrycznych poszczególnych elementów składowych zgodnie ze schematem struktury, przy uwzględnieniu samonagrzewania w każdym elemencie składowym oraz wzajemnych sprzężeń termicznych między tymi elementami. Przedstawiono modele elementów składowych oraz przeanalizowano wpływ efektów drugorzędnych na charakterystyki statyczne tranzystora Darlingtona i zaproponowano uproszczenie tych modeli wynikające ze specyfiki rozważanego elementu. Rozważania teoretyczne zilustrowano wynikami symulacji nieizotermicznych charakterystyk statycznych wybranych typów tranzystorów Darlingtona mocy, zweryfikowanymi doświadczlnie.
In the paper the electrothermal macromodel of the Darlington power transistor is presented. This macromodel is formulated as the connection of the electrical models of the component devices. In modelling the selfheating in each component devices and mutual thermal interactions between these components are included. Model of each component device is presented and the influence of the second--order phenomena at d.c. characteristics of the Darlington transistor is discussed. After calculations some reduction of the macromodel size are proposed. To illustrate the theoretical considerations some simulations and measurements results are given as well.
