Defect centres in high-resistivity epitaxial GaN

Metodę wysokorozdzielczej, niestacjonarnej spektroskopii fotoprądowej (HRPITS) zastosowano do badania centrów defektowych w warstwach epitaksjalnych GaN otrzymanych metodą MOCYD. Metodę tę wykorzystano do badania centrów kompensujących w warstwach GaN:Mg typu p poddanych obróbce termicznej w 780°C, a także w niedomieszkowanych, wysokorezystywnych warstwach GaN osadzonych na podłożach Al2O3 i 6H-SiC: V. Dominującym mechanizmem aktywacji atomów magnezu podczas obróbki termicznej warstw GaN:Mg jest rozpad neutralnych kompleksów Mg-H. Domieszkowaniu magnezem towarzyszy proces samokompensacji polegający na tworzeniu się kompleksów Mg-VN, które są głębokimi donorami (Ec-0,59 eV) kompensującymi płytkie akceptory MgGa- (Ev+0,17 eV). Określono centra defektowe biorące udział w kompensacji ładunkowej niedomieszkowanej, wysokorezystywnej warstwy GaN, stanowiącej warstwę buforową dla tranzystora HEMT, osadzonej na podłożu Al2O3 z warstwą zarodkową AlN. Otrzymane wyniki wskazują, że w mechanizmie kompensacji biorą udział nie tylko defekty rodzime, ale również atomy zanieczyszczeń Si, C, O i H. Stwierdzono, że struktura defektowa niedomieszkowanej warstwy GaN osadzonej na podłożu SI 6H-SiC:V z warstwą zarodkową GaN jest złożona, podobnie jak warstwy osadzonej na podłożu Al2O3 z warstwą zarodkową AlN.
High-resolution photoinduced transient spectroscopy (HRPITS) was employed to study defect centres in epitaxial GaN grown by MOCVD technique. This method was applied to investigate compensation centres in p-type GaN:Mg epitaxial layers, as well as in the undoped high-resistivity GaN layers grown on both Al2O3 and 6H-SiC:V substrates. It was found that the main mechanism leading to the electrical activation of Mg atoms in epitaxial layers of GaN:Mg is the decomposition of neutral Mg-H complexes. Doping with magnesium involves a self-compensation process consisting in the formation of Mg-VN complexes, which are deep donors (Ec-0.59 eV) compensating shallow acceptors MgGa (E+0.17 eV). Defect centres responsible for charge compensation in a high-resistivity GaN HEMT buffer layer, grown on a sapphire substrate with an AlN nucleation layer, were detected. The obtained results indicate that the compensation is either due to native defects or due to contamination with Si, C, O and H atoms. The defect structure of an undoped, high-resistivity GaN layer, with a GaN nucleation layer grown on a SI 6H-SiC:V substrate, proved to be significantly complex, just as in the case of the layer grown on an the Al2O3 substrate with an AlN nucleation layer.
